· BOND Model 4750B is an ultrasonic wire bonding machine with a special operating sequence to bond from wire a succession of single balls, to connect electrical circuit paths by these balls on devices such as computer disk drive heads. Together with special software, this machine combines a ball bond tool head with motorized vertical and horizontal motion axes, in order to place a line of balls by a step and repeat method. It is capable of bonding balls from gold wires ranging from 0.0007 in. to 0.002 in. utilizing ultrasonic energy applied at 63 KHz without work piece heat. Wire clamps and electronic torch are preserved to sever wire and form a new ball after each single bond. Wire is clamped and threaded vertically through a hollow capillary, allowing independent feeding action.All machine operation is controlled by a software program which resides in EPROM and executes through a 16-bit microprocessor. Data of customer's devices is stored in RAM and is held during power-off by battery backup. This data is entered into memory directly from an alpha-numeric keypad in response to prompts displayed on a 4-line 40-character LCD. Thirty separate buffers of bond settings for a device type can be entered and selected during bonding by a selector switch. Each device type can have approximately 200 single bonds, each with its own settings of ultrasonic power, time, and ramping, and with high or low force. All programmed values are displayed during bonding. At "home", various options are enabled including a threading and bond-off routine.
The bonding tool is moved vertically by motor through a range of 0.4375 in. This motion is programmed to decelerate deceleration, not just velocity - called "S-Curve" control -- to place the tool in work contact without impact. Work is moved horizontally in Y direction by motor on a machine way mounted atop the X-Y positioning platform. This machine way is also adjustable vertically by thumbscrew through a range of 0.375 in. to accommodate work of varying thickness. Work is positioned for bond targeting by the operator with mechanical advantage of 6:1 ratio. This platform is locked against movement during the application of ultrasonic energy by vacuum in a manner that is transparent to the operator. Work is viewed on a television monitor for alignment of the bond target with reference to a screen crosshair. To allow a true vertical camera view, the entire tool platform and tool assembly is moved horizontally on a machine way by separate motor to withdraw the tool from the view path during alignment, and then to return for bonding. When the first target of the pattern is aligned, bonding is initiated by a switch on the manipulator control, and proceeds to bond off all of the balls, spaced at the distance programmed for the device buffer currently selected.
The work platform moves in "Y" direction through a range of 0.4375 in. Vacuum is ported to the platform surface and is valved on automatically to hold the user's work piece holder during bond step-back motions. It is customary for users to supply their own work piece holders to place on this work platform. Nominal height of such holders is 2.6875 inches: Machine built-in adjustment will accommodate user holders of height from 2.4385 in. to 2.8125 in.
The ultrasonic transducer is K~Sine Model 27-C, one half wave in length, operating at a nominal frequency of 63 KHZ. Built in ultrasonic power supply is K~Sine Part No A-6795, four Watts, dual channel. Settings of power and time program values are executed via an eight bit interface. Force is adjustable through a range of 10 to 175 grams. Ball formation is by electrical discharge, called EFO, with program control of the quantity of energy passed.

The microscope recommended for this model is Olympus Stereo Zoom Model SZ3060 with K~Sine fluorescent shadowless illuminator. Neither microscope nor illuminator is included; however, wiring and receptacle for this illuminator are built in. Television camera and monitor for alignment are included. Bonding tools are not included.
Electrical service required is 115 VAC, 50-60 Hz, 3 Amps. For 200-240 VAC, an external step-down transformer is required and must be secured by end-user as electrical codes vary from country to country. 50 psi air pressure and shop vacuum are required to operate the machine.
Machine size is 24" deep x 36" wide x 15" high, exclusive of microscope. Weight is 95 lb. uncrated, or 150 lb. crated.
